چکیده

In the electronics industry epoxy molding compounds, underfills and adhesives are used for the packaging of electronic components. These materials are applied in liquid form, cured at elevated temperatures and then cooled down to room temperature. During these processing steps residual stresses are built up resulting from both cure and thermal shrinkage. In order to minimize these stresses inorganic fillers are added. These fillers have several opposing effects on the residual stresses because they decrease the cure shrinkage and thermal contraction but increase the modulus below and above the glass transition temperature. In this paper an extensive study on the cure-dependent rubbery moduli of a series of silica spheres filled epoxy resins is carried out both experimentally and theoretically. Low frequency dynamic mechanical analysis (DMA) was used to measure the rubbery modulus build-up during cure. A model based on scaling analysis was applied to describe the evolution of the rubbery shear modulus. The effect of the filler percentage on the rubbery shear and bulk moduli as well as the coefficients of thermal expansion were measured and compared with models from the theory of particulate-filled composites. 2006 Elsevier Ltd. Investigation of structural, morphological and dynamic mechanical properties of unvulcanized PDMS/silica compound

In this study, the interaction between the silica filler and polydimethylsiloxanes (PDMS) was investigated from the aspects of the bound rubber and morphological characterization. With special attention to the dynamic properties, the dynamic test was conducted by dynamic shear rheometer. The results show that the modified fillers disperse uniformly within PDMS matrix without aggregation and con...

Correlation of filler content and elastic properties of resin-composites.

OBJECTIVES The aim was to determine the Young's modulus (E), bulk modulus (B), shear modulus (G) and Poisson's ratio (nu) of a series of composite restorative materials and to correlate them with their filler volume-fractions. METHODS Twelve model resin-composite formulations, with systematically varied volume-fraction (Tokuyama), a flowable resin-composite (Point 4 flowable, Kerr) and two hy...

The Payne Effect for Particle-Reinforced Elastomers

The study deals with the Payne effect (a substantial decrease in the storage modulus of a particle-reinforced elastomer with an increase in the amplitude of mechanical oscillations). The influence of temperature, concentration of filler and amplitude and frequency of strains is analyzed on the mechanical response of filled rubbery polymers. Constitutive equations are derived using the concept o...

Influence of Different Fillers on Natural Rubber Composites to Assess Mechanical Performance

Effect of different fillers on natural rubber compounds was investigated through curing, mechanical properties and morphology studies for improving mechanical performance of rubber articles. In this work, natural rubber blends with Silica as Single-filler compounds, and blends with Silica and Carbon black as Bi-filler compounds were considered. Then, natural rubber blends with Silica, Carbon bl...
